Celebrating Professor Zhu Wenhui's election as an academician of the European Academy of Natural Sciences

Recently, the official website of the European Academy of Natural Sciences (Europaische Akademie der Naturwissenschaften) announced that Professor Zhu Wenhui, founder of AMQ, was elected as an academician of the European Academy of Natural Sciences in 2023. Vladimir Tyminskiy, President of the European Academy of Natural Sciences, personally sent a congratulatory letter, commending his creative achievements in the field of advanced packaging of integrated circuits.

As the founder of AMQ Company, Professor Zhu Wenhui has led his team in recent years to focus on research in advanced flip-chip system-in-package technology (FC-SiP), solving the independent packaging problems of high-end large chips such as CPUs, GPUs, DSPs, and AIs, and achieving significant results. This election as an academician of the European Academy of Natural Sciences is an affirmation of Professor Zhu Wenhui's years of hard work and scientific achievements, and also an acknowledgement of his long-term commitment to promoting the transformation and industrialisation of scientific and technological achievements in universities, research institutes, and high-tech enterprises.

Professor Zhu Wenhui is a national-level talent of Central South University, a specially appointed professor, the chief scientist of the "973 Plan", a foreign academician of the Russian Academy of Natural Sciences, the person in charge of major bidding projects in Changsha and Hunan Province, and the founder and chairman of Changsha AMQ Intelligent Technology Co., Ltd.
His main research areas include micro-nano electronic three-dimensional integration, packaging and testing, and atomic and molecular manufacturing. His research and application results in the service evolution mechanism and failure modes of key heterogeneous interfaces, the thermal transport characteristics of nanoscale structures, and reliability design under multi-physical field effects have gained international recognition; he proposed a manufacturing concept based on atomic and molecular transport and evolution, and applied it to the performance design and evaluation of nano-micro structures.
Professor Zhu Wenhui has served as the chairman of conferences and forums such as IEEE ICEPT, EPTC, and ECTC for a long time. He is an expert on the advisory committee of the China Packaging and Testing Industry Innovation Strategy Alliance, a major member of the formulation of the China Integrated Circuit Packaging and Testing Technology Roadmap, and the director of the Expert Committee of the Hunan Provincial Integrated Circuit Design and Application Industry Innovation Strategy Alliance. He has published more than 230 papers, authorised more than 100 patents, and received more than 40 national, provincial, and municipal honors, including the first prise of the China Overseas Chinese Contribution Award.
European Academy of Natural Sciences
Headquartered in Hanover, Germany, the European Academy of Natural Sciences is an international scientific organisation with a wide influence in the international academic field. Academicians of the European Academy of Natural Sciences are selected from scientific academies in various European countries. The selection process is rigorous, involving recommendations from academicians, voting elections, review by the presidium, and the awarding of medals. Recipients are primarily scientists and scholars who have made outstanding achievements in the field of natural sciences. The academy currently has 1700 academicians, and has a Ludwig Nobel Prise winner channel; many academicians have won Nobel Prises, and more than 30 academicians are recipients of well-known European science and technology awards.
